AlGaN/GaN HEMT modeling in Matlab

I am trying to model a GaN HEMT in matlab which I have simulated in Silvaco atlas.The problem I'm facing now is that the Id-Vg curve obtained in Silvaco is much higher than the one obtained in matlab though I used the same material properties.The Width I used in matlab is 100 microAmp, even though in silvaco width of the gate is not considered.Please help. Thank you🙏

The information provided might not be enough to fully diagnose the issue. Could you share the MATLAB code you’re using to model the GaN HEMT? This would help identify any potential issues with the implementation.
Additionally, how is the simulation set up in Silvaco? Are there specific settings or assumptions that differ from MATLAB?
One possible issue could be related to the gate width. If it's not explicitly defined in Silvaco, it might use a default value. You may need to adjust for this in MATLAB or account for it in your current calculations.

What is the commercial goal and the cost of modelling? For which specific script which stakeholder will be glad to hep necessary financially? Which skills in CAD/CAM who will be wanting? (not greedy, reasonable salary in exchange for particular results).
What is the default Wg =? By which level / quantity the curves differ?
Which equations to analyze, ammend, develop?
Which expressions to construct and to visualize?
